(新素材創製) 両面陽極酸化アルミナを用いた抵抗スイッチングメモリ構造体 Resistive switching memory structure using double-sided-anodized porous alumina (文責: 2年生N.S.)

電圧の印加による電気抵抗の変化を利用した半導体メモリーをReRAM(抵抗変化型メモリ)と呼ばれます。電圧パルスによって素子抵抗が不揮発かつ可逆的に変化する特徴を持っています。

森下研究室は、アルミニウム板の両面・表面に陽極酸化皮膜を作ることによるReRAM構造の作製したことを発表しました。板の片表面を陽極酸化皮膜をつくり、電気めっき技術により細孔にニッケルを充てんし反対面も陽極酸化皮膜をつくることにより, 高抵抗状態と低抵抗状態が可逆的に変化する動作を測定しました。 

多孔質アルミナは透明であるため, インジウムスズ酸化物(ITO)や酸化亜鉛(ZnO)などの透明電極と組み合わせることにより、透明な不揮発性メモリを作ることが可能になります。

A semiconductor memory that utilizes changes in electrical resistance due to the application of voltage is called ReRAM (resistance-change memory). It is characterized by a non-volatile and reversible change in element resistance caused by voltage pulses.

Morishita research group has developed the fabrication of a ReRAM (Resistance Random Access Memory) structure by anodizing both sides of an aluminum sheet, and filling the pores with nickel using electroplating technique. 

Since the porous alumina is transparent, this structure becomes a transparent nonvolatile memory by combining with a transparent electrode such as Indium Tin Oxide(ITO) or ZnO.
