\/><\/figure>\n\n\n\n<p>&nbsp;It is important to fabricate semiconductor devices at low temperatures. <strong>Low thermal budget<\/strong> can realize a low tact time and low cost production. In addition,<strong> ion implantation<\/strong> is a significant technology to dopant atoms in semiconductors. These processes are essential to make semiconductors, however, it is difficult to cope with both processes. Ion implantation needs a high temperature like more than 600 deg. C. If we make the same semiconductors in low temperature, the atoms are not arranged to the target.&nbsp;<\/p>\n\n\n\n<p>Prof. Sameshima\u2019s reseach group shows appropriateness of a two-step-ion implantation that Ar<sup>+ <\/sup>(argon precursor ion) followed by B<sup>+ <\/sup>(boron dopant ion) implant at a room temperature by post heating at from&nbsp; 300 to 400 deg. C. Resistance is reduced and the way increases in the dopant activation ratio which are demonstrated with association of Ar<sup>+ <\/sup>ion implantation.<\/p>\n\n\n\n<p>In the future, fabrication semiconductor devices are realized at room temperature or low temperature while  keeping the present quality. Costs of devices such as solar panels will be down accompanied by step making processes.
